Second-order Raman scattering of Lo-phonon-plasmon modes in GaAs1-xPx

Abstract We report on Raman spectroscopic investigations of LO-phonon-plasmon modes in doped GaAs 1-x P x . Overtones of these coupled modes have been observed using resonant scattering. Their frequency and halfwidth shifts versus free carrier concentration are discussed assuming Wannier-Mott excitons as intermediate states in the scattering process.
