TUNNEL DIODE/TRANSISTORDIFFERENTIALCOMPARATOR

A newtunnel diode/transistor circuit topology isreported, whichbothincreases speed andreduces powerindifferential comparators. Thiscircuit topology isofspecial interest foruseindirect digital synthesis applications. Thecircuit topology canbeextended toprovide performance improvements inhighspeedlogic andsignal processing applications. Thecircuits aredesigned basedonInP/GaAsSb double heterojunction bipolar, transistors andAlAs/InGaAs/AlAs resonant tunneling diodes. A self-aligned andscalablefabrication approach using nitride sidewalls andchemical mechanical polishing is outlined.
