Oscillations at 300-400 GHz in Structure-Simplified Resonant-Tunneling-Diode Oscillators with Rectangular-Cavity Resonators

We demonstrated oscillations of resonant-tunneling-diode (RTD) terahertz oscillators with rectangular-cavity resonators operating at 300-400 GHz range. We proposed a simplified oscillator structure to reduce fabrication process and a multi-layer resist process to form the cavity resonator. The oscillation with large RTD mesa areas was obtained, which indicates the possibility of high output power, although the structure has not yet been optimized in terms of the antenna length and RTD current density. The experimental results agreed with theoretical calculations, and high output power is expected by the structure optimization.
