Study of Copper Wire Bonding Characteristics and Process on Discrete Device

This article describes the merit and demerit of copper wire bonding and the structural features of discrete device.According to these characteristics,this paper proposes the key process factors that influence the bonding results with some experiments.It gives a solution to improve the quality and reliability of products.
