High-speed, high-power and high-efficiency photodiodes with evanescently coupled graded-index waveguide

Evanescently coupled pin photodiodes with a high external efficiency of 0.71 A/W obtained as a result of the graded index configuration of the waveguide have been developed. A bandwidth of > 40 GHz has been demonstrated up to an average photocurrent of 10 mA.
