AgInSe/sub 2/ single crystals

Single crystals of AgInSe/sub 2/ were grown by the Bridgman-Stockbarger method in a double-zone furnace. The temperatures in the top and bottom zones equaled 1220 and 790 K, respectively. This made it possible to create a temperature gradient approx.0.4 K/m in the crystallization zone. The rate of propagation of the crystallization front was chosen equal to 4 x 10/sup -4/ m/h. After passage through the temperature gradient zone the crystals were annealed in the bottom zone for one week. The single-crystalline ingots grown were carefully studied by methods of x-ray diffraction analysis, emission spectroscopy, transmission electron microscopy, and electron-probe microanalysis.
