Magneto-optical and far-infrared optically detected cyclotron resonance determination of the effective mass in GaAs1−xPx

Abstract The effective mass of the conduction electrons in the direct band-gap region of GaAs 1− x P x is determined. The experimental work includes a study of the diamagnetic shifts of the donor-acceptor recombinations and an investigation of the optically detected cyclotron resonance transitions using far-infrared illumination. The data are analysed in a perturbation approach, and compared with a five-band k · p calculation. The result is a new x -dependency of the effective mass.
