D‐SIMS analysis supporting SiOxNy film in‐line metrology

D-SIMS is used in conjunctions with in-line metrology techniques to better monitor SiO x N y films. Different D-SIMS analytical conditions are chosen in order to properly measure the nitrogen dose and profile since proper evaluation of both characteristics plays a major role on the performance of the device.
