Surface Treatment Method and Its Metrology for Preventing Pattern Collapse

This paper demonstrates a variety of spectroscopic methods to measure selectively the active silylating agent and breakdown byproducts in an organic solvent used for effective pattern collapse prevention. Advantages and disadvantages of different approached, preferred process control strategy and test results for non-reagent, real time analyzer of STM chemistry are discussed.
