Screening effect in very fast submicron metal-semiconductor-metal ultraviolet photodetectors

We studied with both theoretical simulation and experimental measurement the fast response in metal−semiconductor−metal ultraviolet photodetectors on GaN with submicron fingers. A space-charge screening effect was observed under high illumination levels.
