Floating zone growth of SrTiO3 single crystals and characterization by electronic transport property

Single crystals of SrTiO 3 are synthesized by a floating zone method, and characterized by dislocation density, internal stress and electron mobility at low temperature. While the dislocation density is 10 2 ∼ 10 3 /cm 2 which is two orders less than one in Verneuil crystals, the electron mobility is smaller than that of Verneuil crystals and strongly depends on the Sr/Ti ratio of the feed rod. We suppose that Sr deficiency is responsible for the low electron mobility and the remaining color of crystals.
