The invention discloses a method for removing and recycling a metal catalyst on a silicon nanometer flocked face. The method includes the following steps of firstly, the oxidation process of nanometer metal particles, secondly, generation of a metal ammonium-group complex and thirdly, metal elementary substance induced precipitation and ammonium hydroxide reuse. By the adoption of the method, a solution for removing the metal particles is recycled while the metal particles in the silicon nanometer flocked face are removed, and the cost for removing the metal catalyst can be remarkably reduced; and harmful substances are prevented from being emitted to the environment, the requirement for equipment is not high, and the method can be widely applied in the industrial production process.
