Structure of the (100) face of cubic silicon carbide

Abstract The structure of three different phases on the (100) face of Cubic Silicon Carbide is examined using a charge self-consistent empirical tight binding cluster model. Some of the structural models in the literature are shown to be unstable, new models are proposed which fit the experimental facts available.
