InP-based narrowband photodetectors covering the frequency range of 38 to 90 GHz for linear high power applications

InP-based narrowband photodetectors designed for 40, 60, 80 and 85 GHz resonance frequencies were fabricated and packaged into modules. Gain values of 7dB are typically obtained at a bias point of 2V. The effective responsinty at 40 GHz reaches its peak with 1 AIM?, which is twice the DC value. SZl meaurements at the resonance frequencies of40 GHz to 85 GHz at different bias points were performed. The resonance frequencies of the devices can be tuned to a certain amount by applying a reverse bias of2 to 12V, covering in total a frequency range of38 to 92 GHz.
