Efficient detection of 1310 nm light using silicon nanoscaled p/n junctions

Efficient 1310 nm light detection has been demonstrated in nanoscaled silicon p/n junction devices. The bias dependent response of the nanowire and waveguide devices shows efficient sub-bandgap photoresponse without involving any defects or surface states.
