High-yield 3.55-GHz repetition rate monolithic mode-locked semiconductor lasers

A monolithic model-locked semiconductor laser was demonstrated with a repetition rate of 3.55 GHz and a pulse width of 14.6 ps. The relative timing jitter was 490 fs, low enough for multiple-source time-division multiplexing. A single six-element array was fabricated with a 6.7-cm total waveguide length. Device yields for monolithic devices are analyzed. © 1995 John Wiley & Sons, Inc.
