Growth of large diameter ZnTe single crystals by the LEK method

Abstract Large diameter 〈1 0 0〉 and 〈1 1 0〉 ZnTe single crystals were grown by the liquid encapsulated Kyropoulos (LEK) method. In this LEK method, the crystals were grown after direct synthesis from Zn and Te in the high-pressure furnace and the melt encapsulated by B 2 O 3 in the process. By using a 〈1 0 0〉 or a 〈1 1 0〉 ZnTe seed crystal, single crystals with diameter up to 80 mm were successfully grown. Conductive p-type crystals were obtained by phosphorous doping, and high resistive crystals were obtained by gallium doping. The EPD of the grown crystals was lower than 10 000 cm −2 .
