Investigating Electrical Characteristics of Cylindrical Nanoscale Vertical Vacuum Channel Field Emission Transistor with Different Cathode Materials

In this paper, the impact of cathode material engineering on the electrical characteristics of the cylindrical nanoscale vacuum field emission transistor with a vertical channel has been thoroughly investigated. The results indicate that cathode materials with low work function provide enhanced anode current and reduced threshold voltage. Furthermore, devices with lower work function as a cathode material show remarkable performance in the terahertz regime. This modification can provide helpful approaches to design nanoscale vertical vacuum channel transistors for fast digital applications.
