Electrical Connections Through Silicon Wafer: Application to 3D-Multichip Modules

Electrical connections through silicon wafers could have a direct application in 3D packaging. We discuss in this paper the way to use a “Blind Hole Process”, developed in Magnetic Thin Film Head Technology, to achieve improvement over conventionnal Dual in Line Packages.
