INVESTIGATION OF THE CATHODOLUMINESCENCE SPECTRA OF COPPER-DOPED MONOCLINIC ZINC DIPHOSPHIDE CRYSTALS

A comparative analysis was made of the cathodoluminescence spectra of undoped and copper-doped monoclinic β-ZnP 2 crystals grown from the melt. The introduction of copper into β-ZnP 2 suppressed the exciton structure of the cathodoluminescence spectrum and gave rise to an acceptor level in the band gap with an energy E a =0.12 eV relative to the top of the valence band. The main contribution to the cathodoluminescence spectrum came from the band-impurity mechanism. The results obtained were in agreement with the results of electrophysical measurements
