Optimal extraction of series resistances in vertical BJTs/SOI

Abstract This paper presents a fast optimal extraction method for bipolar junction transistors (BJT) series resistances. The results are used to feed back into the device design and the underlying physics of BJTs with important base series resistance (related, for example, to the small dimensions and the special configuration of SOI devices).
