Modulation of radiation resistance by hydrogen soaking and aging treatment in transistors

Abstract Modulation mechanisms of hydrogen soaking and aging treatment are investigated for NPN transistors under γ-ray irradiation. Broad impact on low dose rate sensitivity is seen with hydrogen soaking, while enhanced low-dose-rate sensitivity is suppressed after aging treatment. This proves that hydrogen in bipolar transistors has a significant effect on ionization damage in the transistors.
