Ultrafast Broadband Photodetectors Based on Three-Dimensional Dirac Semimetal Cd 3 AS 2

In this work, the realization of an ultrafast broadband Cd 3 As 2 based photodetector with a high sensitivity, high responsivity and high speed (∼145 GHz) over a broad wavelength range is reported.
