Double-Sided Cooling SiC Power Module Packaging for Industrial Motor Driving System

In this paper, we develop the 1200V/75A double-sided cooling SiC power module for industrial motor driving system. The half-bridge power module consists of SiC MOSFETs and SiC SBDs, DBC substrates, metal spacers, power and signal pins. Without using heavy wire bonding, SiC MOSFETs and SiC SBDs are electrical and thermal connected with metal spacers and DBC substrates. This structure can reduce the length of current transmission length and increase the heat conduction paths. The multi-physics design of thermal, thermomechanical and electrical performance are conducted and analyzed. The prototype of power module is assembled and tested. The results show that comparison with conventional planner power module, double-sided cooling SiC power module can reduce thermal resistance by 1/3 and power loss by 1/3. Finally, the double-sided cooling SiC power modules are integrated in the industrial motor driving system. Which increases system power density and efficiency.
