InP-based 1.5 µm quantum dot lasers: Static and dynamic properties

A review will be given on the latest development of 1.55 μm quantum dot lasers. Static and dynamic properties of short cavity ridge waveguide lasers will be presented exhibiting data rates up to 22 GBit/s. The impact of structural and operational parameters will be discussed and compared with a simulation model. High-resolution linewidth measurements of distributed feedback lasers indicate with <; 200 kHz a strong reduction in emission linewidth by about one order of magnitude in comparison to QW lasers.
