Boron diffusion during electron pulse annealing of silicon

Results concerning boron diffusion during electron pulsed annealing of silicon are presented. The initial boron profile is realized by successive implantations at 50, 80, and 190 keV. Dopants diffusion is explained theoretically in terms of liquid phase diffusion. Electrical activity is about 100%.
