On the determination of alloy compositions in GaInAs/AlInAs multiple quantum wells

Abstract The determination of alloy composition in GaInAs/AlInAs multiple quantum wells nominally lattice matched to InP is discussed. In the sample studied, lattice mismatches of about 1000 ppm were detected in the alloy layers using Raman scattering and X-ray diffraction. The quantum well composition deduced by these techniques is in good agreement with that determined by photoluminescence excitation spectroscopy.
