THz quantum cascade lasers based on GaAs/AlGaAs and HgCdTe material systems

We have designed and fabricated 2.3 THz QCL with active module based on 4 QWs GaAs/Al 0.15 Ga 0.85 As. The light-current-voltage characteristics, emission spectra and far-field distribution of the emission intensity of the fabricated THz QCL are investigated. To evaluate the potential of the Hg 1-x Cd x Te structures as a gain medium for QCL operating at frequencies above 6 THz, we use the balance equation method for simulating the laser characteristics.
