Temperature characteristics of 980 nm high power vertical cavity surface emitting lasers

Strain compensated quantum well structure has become a hot research topic in recent years because of its interesting characteristics including wide bandwidth,high gain and low wavelength shifting rate.In this article,the variable-temperature experiments of 980 nm high power vertical cavity surface emitting lasers(VCSEL) with InGaAs/GaAsP strain compensated quantum well structure were introduced for the first time.The shifting rate of the lasing wavelength under pulse operation in the temperature range of 10-100 ℃ was measured to be 0.05 nm/K for vertical cavity surface emitting lasers with a diameter of 600 μm.The threshold current changed with the temperature accordingly;it slowly decreased first,then it fast increased with the rising temperature.Combining the reflection spectrum of VCSEL,photoluminescence spectrum and the wavelength shifting velocity of the gain spectrum,temperature characteristics of the threshold current had been reasonably analyzed and explained.Maximum power of the vertical cavity surface emitting lasers was measured to be 1 W under the continuous-wave operation.According to the experimental data of the wavelength and dissipation power and thermal resistance formula,thermal resistance of the device was calculated to be 10 K/W.
