Investigation of negative magnetoresistance of n-type InP

An investigation was made of the negative magnetoresistance of n-type InP crystals with an electron density in the range n=10$sup 15$ to 10$sup 18$ cm$sup -3$. The results were explained satisfactorily by the scattering of electrons on localized spins. The magnetic moment $mu$* of the scattering centers was about 10 $mu$/subB/ for an n value of about 10$sup 16$ cm$sup -3$ and it increased with n. The negative magnetoresistance of crystals with n approximately-less-than5x10$sup 16$ cm$sup -3$ subjected to fields of H<3 to 5 kOe was proportional to H$sup 2$. This quadratic region was not exhibited by the more heavily doped samples. The results were explained by the statistical nature of the value of $mu$*. (AIP)
