A Single Photon Detector with an Amorphous/Crystalline Silicon Heterointerface

We demonstrate a single photon detector of dual gain sections design with internal control. At 100MHz, it shows over 11% single photon detection efficiency, sub-nanosecond self-recovery time, low excess noise with only 8.5V bias.
