The design of a single-chip shaper of impulses and signals of a special form is proposed. The operating principle of the device is based on the injection of charge carriers into the channel of a planar silicon structure from emitters located at different distances from the collector contact. The shape of the output signal is determined by the location of the emitters and the lifetime or mobility of charge carriers. A theoretical model of the device is developed and numerical calculations and experimental studies are carried out. The pulse shaper can be used as a frequency multiplier in the technique of noise-like signals for coding signals and in various security systems.
