Diffusion Mechanism of Impurity Zn in InP

Two possible mechanisms to describe the conversion of Zn between interstitial and substitutional statesthe interstitial-substitutional mechanism in n-type InP and the Kick-out mechanism in p-type InP are introduced.Three different models which can explain that the free hole concentratiion is not equal to the total zinc concentrationin InP which contain Zn are enphasized. Finally, three model are evaluated.
