Channel carrier heating and MOS depletion layer capacitance

Abstract We experimentally investigate the depletion layer potential under hot-carrier conditions in the surface channel of a MOS structure. The results lead us to question recent work of Schmitt- Landsiedel and Dorda on the capacitance of short-channel devices operated with high source-drain voltages.
