Far-infrared stimulated emission of Dirac fermions in CdHgTe heterostructures

We report on stimulated emission at wavelengths up to 31 μm "closed" for quantum cascade lasers based on AIIIBV materials. For SE at 31 μm the optical confinement is achieved due to Reststrahlen band in GaAs substrate. The mitigation of Auger processes in structures under study is exemplified and the promising routes towards the 35–50 μm wavelength range, where HgCdTe lasers may be competitive to currently known emitters, are discussed.
