Low Cost and High Density Packaging Technologies for Ultra Small IoT Computing Systems

The recent progress in low power chip development has allowed us to put the 3D chip packaging technology into a practical use. In this paper, two key packaging technologies, which are wafer bumping and 3D chip stacking, to implement ultra-small IoT systems with low cost are introduced.
