A technique for the observation of interface trap densities in MOSFET devices

An experimental technique is described that permits the direct measurement of interface trap densities. The measurements may be carried out at fixed, controlled values of the surface potential or surface electric field. Results obtained by this technique are compared with those found by conventional methods.
