New lamp arrangement for rapid thermal processing

Abstract Temperature uniformity across the wafer is difficult to obtain in RTP systems. It depends essentially on heat source design and chamber geometry. In this work a lamp arrangement commensurate with wafer symmetry is presented. Numerical and experimental investigations show that the chosen lamp and reactor design is able to compensate the radial temperature decrease due to re-absorbed heat radiation from the wafer.
