Germanium compatible photoresist strippers and residue cleaners for 5nm and below technology nodes

This study describes the development of both new acidic- and alkaline-based SiGe and/or Ge compatible clean chemistries for efficient removal of photoresist (PR) and post-etch residues in 5nm or below FEOL and BEOL applications.
