Comparison of carrier dynamics in high quality 1D/0D GaAs/AlGaAs structures

Abstract Carrier dynamics in 1D and 0D semiconductors could be investigated with the help of wire and dot structures realized by implantation induced intermixing of a surface near GaAs/AlGaAs quantum well. Time integrated photoluminescence spectroscopy shows a pronounced blue shift of the fabricated structures with decreasing structure size which is due to quantization. In time resolved measurements we observe an increasing decay time at the high energy side of the photoluminescence emission and a slowed carrier cooling in both wires and dots.
