Semiconductor device including on die termination control circuit having pipe line being changed according to frequency range

2007
A semiconductor device comprising an on die termination control circuit having a pipe line structure varying according to frequency range is provided to have time margin for a command in a wide frequency range, by changing an internal pipe line structure according to the frequency range by dividing an operation frequency range into a high frequency range and a low frequency range. An ODT(On Die Termination) control circuit generates a termination resistance control signal in response to a first clock signal and a first ODT signal, and has a pipe line structure varying in response to the frequency of the first clock signal. A termination resistance generation part generates termination resistance in response to the termination resistance control signal. The ODT control signal comprises a clock buffer, a delay locked loop, an ODT buffer and a control part(270). The control part generates the termination resistance control signal on the basis of the second clock signal, the third clock signal and the second ODT signal. The control part comprises a pipe line control signal generation part(280), a first pipe line circuit(290), a second pipe line circuit(292), a first repeater(296), a second repeater(297) and a third pipe line circuit(298). The pipe line control signal generation part generates a pipe line control signal on the basis of the second and the third clock signal. The first pipe line circuit outputs a third ODT signal by synchronizing the second ODT signal to the second clock signal. The second pipe line circuit outputs a fourth ODT signal, and has a pipe line structure varying in response to the pipe line control signal. The first repeater generates a fifth ODT signal, and the second repeater generates a fourth clock signal. The third pipe line circuit generates the termination resistance control signal by synchronizing the fifth ODT signal to the fourth clock signal.
