Resonant acceptor states in diluted magnetic semiconductor (Cd1−x−yZnxMny)3As2

Abstract Measurements of the Shubnikov–de Haas effect in (Cd 1− x − y Zn x Mn y ) 3 As 2 are reported, showing the presence of two narrow acceptor bands resonant with the conduction band. The energies of the acceptor bands, E A1 ≈0.22 eV and E A2 ≈0.29 eV, their widths, D 1 ≈15 meV and D 2 ≈10 meV, and the values of the density of states, g A1 ( E A1 )≈4.1×10 19 eV −1 cm −3 and g A2 ( E A2 )≈6.3×10 19 eV −1 cm −3 , are determined.
