Numerical simulation of two-color infrared Hg<inf>1−x</inf>Cd<inf>x</inf>Te detectors for optimizing design

The performance of two-color middle wavelength photovoltaic Hg 1−x Cd x Te detector is studied numerically for optimizing design. Simultaneous mode is designed for the two-color detector. The effect of SRH recombination electron lifetime in p-region on spectral response is examined, and the dependence of crosstalk on composition gradient of barrier layer is analyzed. Simulation results show that quantum efficiency decreases rapidly with decrease of SRH electron lifetime in p-region, at least about 10ns of SRH electron lifetime is required for better performance of the detector. Crosstalk decreases to the steady value determined by optical crosstalk as the composition gradient of barrier layer increases to about 0.03, so critical composition gradient of about 0.03 is necessary for suppressing the electrical crosstalk.

Photomodulated infrared spectroscopy by a step-scan Fourier transform infrared spectrometer

A technique is developed for photomodulated spectroscopy in a long-wavelength region, based on a step-scan Fourier transform infrared spectrometer. The experimental setup is discussed, and photoreflectance (PR) spectra of narrow-gap HgCdTe materials are given as examples at the wavelengths of 5 and 9μm. The photoluminescence spectra suggest that the PR features are related to the material fundamental gap. The signal-to-noise ratio and spectral resolution of the PR spectrum are quite good for line-shape analysis. The results indicate that the PR spectrum can be well fitted by a third-derivative line-shape function. Advantages and extendability are emphasized, and the potential for advancing the study of narrow-gap materials’ band structures is foreseen.

Photoreflectance spectroscopy with a step-scan Fourier-transform infrared spectrometer: Technique and applications

We report on a new technique of realizing photoreflectance (PR) spectroscopy with a step-scan Fourier-transform infrared spectrometer. The experimental configuration is briefly described and a detailed theoretical analysis is conducted. The results reveal two distinct features of this PR technique that (i) the PR related signal is enhanced by a factor of at least 100 relative to those of the conventional PR techniques and (ii) the unwanted spurious signal introduced by either diffuse reflected pump beam or pump-beam induced material’s photoluminescence reaching the photodetector of the PR configuration is eliminated without any special consideration of normalization for deducing the final PR spectrum. Applications are given as examples in the study of GaNAs/GaAs single quantum wells and GaInP/AlGaInP multiple quantum wells, respectively, under different pump-beam excitation energy and/or power. The experimental results approve the theoretically predicted features and illustrate the possibility of investigating weak PR features by using high pump-beam power. A brief comparison of this technique with the conventional PR techniques is given, and the extendibility of this technique to long-wavelength spectral regions is pointed out.

Cutoff wavelength of Hg1−xCdxTe epilayers by infrared photoreflectance spectroscopy

A comparative study of cutoff wavelength is performed by photocurrent (PC), transmission, and infrared photoreflectance (PR) spectroscopies on arsenic-doped Hg1−xCdxTe molecular beam epitaxial layers in the midinfrared spectral region. It is illustrated that (i) a shorter cutoff wavelength of PC response may be predicted by either the band gap or the energy of the half-maximum transmission and (ii) the main PR peak is coincident energetically to that of the third-derivative maximum of the PC spectrum. The mechanism behind is discussed with the aid of photoluminescence measurements. The results indicate that the infrared PR spectroscopy may serve as a contactless alternative to the PC spectroscopy for predicting the cutoff wavelength of narrow-gap HgCdTe epilayers reliably.

Spectral Resolution Effects on the Lineshape of Photoreflectance

Spectral resolution effects on the lineshape of photoreflectance (PR) spectroscopy is experimentally investigated. PR measurements are performed on HgCdTe epilayer and InAs/GaAs quantum dot (QD) low-dimensional samples at low temperatures in a spectral resolution range from 8 to 0.5 meV. The results indicate that the resolution affects not only the identification of narrow PR features, but also the determination of critical-point energies of identified PR features, and a spectral resolution of as high as 0.5 meV may be necessary for low-dimensional semiconductors. The spectral resolution is indeed a crucial parameter, for which the step-scan Fourier transform infrared spectrometer-based PR technique is preferable.
