Predicting plasma charging damage in ultra thin gate oxide by using nondestructive DCIV technique

The direct-current current-voltage (DCIV) method is presented to be an effective monitor for predicting plasma charging damage in ultra thin gate oxides. The DCIV experiments in deep submicron p-MOSFETs with 50 /spl Aring/ and 37 /spl Aring/ oxide and with various metal antenna structures clearly indicate a plasma damage region on the wafers. High initial interface trap density, rapid latent degradation and low charge to soft breakdown were found in the serious plasma damage region.

Experimental study on thermal performance of a closed heat pump drying system

The compressor speed, expansion valve opening and drying temperature are critical to the thermal performance improvement and control logic optimization of the closed heat pump drying (CHPD) system. This paper investigates the effects of the three parameters on the thermal performance of the CHPD system by the single factor experiment method. According to the experimental findings, as the compressor speed of the system increased, the heating capacity grew by 11.4%, but the coefficient of performance (COP) declined by 41.3%. As the expansion valve opening of the system increased, the heating capacity and COP grew by 73.5% and 82.9%, respectively. As the drying temperature of the system rose, the heating capacity grew by 3.1%, but the COP dropped by 25.3%. It can be concluded that reducing the compressor speed and drying temperature, and increasing the expansion valve opening could effectively enhance the thermal performance of the CHPD system.

GNSS Multipath Errors Mitigation Algorithm Based on Observation Domain for Landslide Deformation Monitoring

Abstract The Global Navigation Satellite System (GNSS) real-time kinematic (RTK) technology is widely used for landslide deformation monitoring due to its precision and simplicity of its algorithm. However, GNSS signals are susceptible to multipath effects under complex circumstances such as terrain and surrounding vegetation. Reducing the impact of multipath errors and improving the RTK positioning accuracy is vital in ensuring accurate landslide monitoring in mountainous regions. The traditional method based on sidereal filtering in the coordinate domain only considers comprehensive multipath errors of all satellites, and the calculated time shift of coordinate sequence is not very accurate. In this paper, a sidereal filtering algorithm based on the double-difference residual in the GNSS observation domain is used for mitigating the multipath errors of landslide deformation monitoring in mountainous regions. First, we calculate the double-difference residuals of the observation in the previous cycle. Next, the empirical mode decomposition (EMD) filtering is used for denoising double-difference residual sequences. Based on the calculated period of the respective satellite, we use the residuals to correct the double-difference observation equation. Subsequently, we obtain the clean double-difference observations after mitigating multipath errors. Finally, the baseline coordinates of all monitoring stations can be calculated. The experimental results show that this method effectively improves the accuracy of GNSS landslide deformation monitoring in mountainous regions and the improved effect exceeds the traditional sidereal filtering algorithm in the coordinate domain.

Experimental investigation of irradiation effect of low-frequency wide-pulse electric field on typical intelligent control equipment

To analyze the interference effects on intelligent control equipment of low-frequency wide-pulse electric field, irradiation experiment system is established, and experiments are carried out. The effect rules and interference mechanism are confirmed. The results show that low-frequency wide-pulse electric field, which rise time is not less than 10ns and the pulse width is more than 1ms, can affects the normal working performance of the test equipment. But it cannot damage the test equipment even the field intensity reaches 100kV/m. To the intelligent control equipment, the direct effect and cable coupling of the irradiation field lead to the interference phenomenon. The interference is more serious when the orientation of connection line is in accordance with the polarization direction of the irradiation field. The rise time and electric field intensity are two main factors that affect the interference degree.

Research on Production Behavior of A Fractured Well in Gas Hydrate Reservoirs Considering Multilayer

Abstract Natural gas hydrates are internationally recognized as a new clean energy source with high prospects for commercial development. However, the vast majority of hydrates are hosted in oceanic clayey silty sediments, which are inefficient to exploit due to the extremely low effective permeability. In this paper, a novel development mode, that is, multilayer commingled production with a hydraulically fractured well, is proposed for the multilayered reservoir where hydrate and free gas coexist, to enhance productivity. Especially, the co-production behavior was numerically investigated, with the multilayered reservoir containing a hydrate-bearing layer, a three-phase layer, and a free gas layer located in the Shenhu Area as the geological background. The results indicated that the fracture provided flow channels for gas production in the multilayer, as well as greatly increasing the pressure drop spreading zone and changing the hydrate decomposition mode from around the wellbore to along the fracture surface. Compared with improving the fracture conductivity, increasing the fracture length is more effective for improving hydrate decomposition efficiency and co-production capacity. Specifically, when the fracture half-length was 30 m and the fracture conductivity was 100 D·cm, the cumulative gas production reached 949×10 4 m 3 at 3600 days, which was 3.28 times that of the unfractured scenario. Additionally, fracturing the free gas layer hardly affects productivity as the free gas can be well-recovered by the wellbore. Overall, the proposed mode is promising for multilayered gas hydrate reservoirs, provides references for the co-production plan design, and contributes to the scale mining of hydrates.

A high efficiency 60GHz power amplifier in 90nm CMOS

A high output power and high efficiency power amplifier (PA) is designed for 60 GHz wireless point-to-point communication using IBM 90nm CMOS process. A high efficiency is achieved through the utilization of cascode structure with floating n-well and differential inductor to resonate out the parasitic capacitances. To further boost the output power, four PA units are combined together through power combining network. This PA achieves saturation power of 18.3 dBm and peak PAE of 24.3% at 60 GHz in simulation.

Compact dual‐polarized dipole antenna with high isolation using hybrid balun circuit

In this article, a crossed dipole antenna with compact size (43 × 43 mm2) and high isolation (42 dB) is proposed using a hybrid balun circuit. The hybrid balun consists of a tapered balun and a Marchand balun. The tapered balun transforms the microstrip line into the parallel feeding lines for one pair of dipoles, and the Marchand balun transforms the stripline transmission line into a couple of out-of-phase feeding lines for the crossed pair of dipoles. Due to the low coupling between two different baluns, a high isolation of the antenna can be achieved when the crossed dipole antenna is cascaded with the hybrid balun. Moreover, these two baluns can improve impedance matching and therefore further miniaturize the size of the crossed dipole antenna. The impedance matching of two baluns can be controlled and adjusted independently. As a result, the proposed dual-polarized antenna has the bandwidth of 1.7 to 2.8 GHz for S11 < −15 dB with compact size and high isolation. The proposed antenna with the hybrid balun circuit are fabricated, and the simulated and measured results meet well.

Interference effects research on a certain shortwave radio of low frequency wide pulse electric field

To analyze the interference effects on a certain shortwave radio of low frequency wide pulse electric field, irradiation experiments are carried out. Through theoretical analysis, simulation and experiment, the effect rules and interference mechanism are confirmed. The results show that low frequency wide pulse electric field, which rise time is not less than 10ns and the pulse width is more than 1ms, can interferes the normal working performance of shortwave radio. But it cannot damage the shortwave radio even the field intensity reaches 100kV/m. The main interference phenomenon is communication interruption, while it can comeback in a few seconds, usually about three or five seconds. It should be noted that the interference phenomenon happens in a certain frequency range. And in the range, the threshold interference field intensity rising with the increase of the frequency.
