Supersmooth Ta₂O₅/Ag/Polyetherimide Film as the Rear Transparent Electrode for High Performance Semitransparent Perovskite Solar Cells

Abstract Although it exhibits great potential as the rear transparent electrode (RTE) material in semitransparent devices, the ultrathin silver film still faces some significant challenges, such as surface plasmonic effect induced optical loss, the conflict between conductivity and transmittance, and the band level mismatch at device interfaces. In this work, a novel combination of ZrAcac/PEI/Ag/Ta 2 O 5 is employed as the RTE of the semitransparent perovskite solar cells in the planar inverted device structure of “indium‐tin‐oxide (ITO)/NiO x /MAPbI 3 /PC 61 BM/ZrAcac/PEI/Ag/Ta 2 O 5 .” Interface engineering with ZrAcac/PEI enables a significant increase in the device efficiency for 100 nm thick Ag electrode, from 17.48% to 18.84%. Ultrathin 9 nm Ag film coated on polyetherimide (PEI) exhibits a root‐mean‐square roughness of 0.7 nm and a sheet resistance of 8.7 Ω □ −1 , which results in the typical device conversion efficiency of 13.40% and an average transmittance (AT) of 43.75% in wavelength region from 500 to 1200 nm simultaneously. That remarkable enhancement in AT from 12.47% to 43.75% can be ascribed to the synergy effect of Ta 2 O 5 and the ultrathin silver film in optics. The successful interface engineering of RTE paves an alternative and promising way for high performance semitransparent solar cells, and definitely broadens the scope of their applications.

Bulk Heterojunction Antimony Selenosulfide Thin‐Film Solar Cells with Efficient Charge Extraction and Suppressed Recombination

Abstract As an emerging earth‐abundant light harvesting material, antimony selenosulfide (Sb 2 (S,Se) 3 ) has received tremendous attention for photovoltaics. Manipulating the carrier separation and recombination processes is critical to achieve high device efficiency. Compared to the conventional planar heterojunction (PHJ), the bulk heterojunction (BHJ) configuration affords great potential to enable efficient charge extraction. In this work, BHJ Sb 2 (S,Se) 3 solar cells are constructed based on CdS nanorod arrays (NRAs). Highly ordered CdS NRAs with appropriate nanorod lengths and diameters are obtained by regulating the growth environment and screening different substrates for CdS deposition. A low‐temperature oxygen doping strategy implemented on CdS NRAs is further developed to improve the optoelectronic and defect properties as well as form a favorable cascade band structure for CdS NRAs, so as to realize more efficient charge extraction and suppressed recombination at the heterointerface. As a result, the CdS NRAs‐based superstrated BHJ Sb 2 (S,Se) 3 solar cell yields a considerable power conversion efficiency of 8.04%, outperforming that of the PHJ device. A careful comparative study of PHJ and BHJ based on electrostatic field simulations indicates that the BHJ allows more efficient charge extraction and transport. This work highlights the great potential of BHJ configuration for constructing high‐performance antimony chalcogenide solar cells.

Support Effect of the Fe/BN Catalyst on Fischer–Tropsch Performances: Role of the Surface B–O Defect

BN nanosheets (BN) have drawn great attention in heterogeneous catalysis recently, and their defects have a profound effect on the key performance of the catalyst, but it has been overseen and little addressed. Here, three Fe/BN nanosheet (Fe/BN) catalysts were prepared BN with varied B–O surface defects. Fischer–Tropsch synthesis, a key industrial process, was taken as an example. It is found that the rich B–O defects not only resulted in decreased crystal size and low crystallinity of the Fe2O3 but also showed enhanced interaction with the active component and support. As a consequence, the three Fe/BN catalysts showed a dramatic difference in catalytic performance. Our studies reported here could be a guide for the rational design of the highly efficient hydrogenation BN-based catalyst.

Colloidal SnO₂‐Assisted CdS Electron Transport Layer Enables Efficient Electron Extraction for Planar Perovskite Solar Cells

The cadmium sulfide (CdS) is a promising electron transport layer (ETL) material for perovskite solar cells (PSCs) due to its low photocatalytic activity toward perovskite materials under UV light. The critical problem responsible for the moderate performance of CdS‐based PSCs is the parasitic light absorption of CdS, which drives researchers to deposit ultrathin ETLs. However, the ultrathin ETL often involves the undesirable shunt current leakage because of the direct contact between conducting substrate and perovskite layer. Herein, a fully low‐temperature solution‐processed colloidal SnO 2 ‐assisted CdS (S‐CdS) ETL for planar CH 3 NH 3 PbI 3 PSCs is constructed. The detailed characterizations of morphological, optical, and energy levels confirm that the assistance of colloidal SnO 2 provides the ameliorated continuity, reduces surface roughness and superior wettability of ETLs for high‐quality perovskite formation as well as the favorable cascade band structure for efficient charge transfer. The study of charge transfer mechanisms reveals that the S‐CdS ETL effectively inhibits the shunt leakage, promotes the electron extraction and suppresses the charge recombination at the ETL/perovskite interface. Consequently, the S‐CdS ETL‐based PSCs deliver an appreciable efficiency of 16.26%, doubling that of conventional CdS‐based devices. To the best of our knowledge, this value is the champion efficiency reported for CdS‐based CH 3 NH 3 PbI 3 PSCs.

High performance Ge-pMOSFET integrated on Si platform

Hetero-integration of high mobility Ge pMOSFET on Si platform is successfully demonstrated in this paper. Fully relaxed high-quality Ge is grown on Si by a two-step epitaxy method. By controlling the high-k/Ge interface passivation technique using ozone treatment, high performance Ge-pMOSFET on Si(100) substrate with a peak mobility of 524 cm ² /Vs and an I _on /I _off ratio of >10 ⁴ is obtained. This work presents a good solution for high-mobility pMOSFETs in future technology node.

Additive Engineering of the CuSCN Hole Transport Layer for High-Performance Perovskite Semitransparent Solar Cells

CuSCN has been widely considered a promising candidate for low-cost and high-stable hole transport material in perovskite semitransparent solar cells (STSCs). However, the low conductivity of the solution-processed CuSCN hole transport layer (HTL) hinders the hole extraction and transport in devices, which makes it hard to achieve devices with high performance. Herein, we report a facile additive engineering approach to optimize the p conductivity of CuSCN HTLs in perovskite STSCs. The n-butylammonium iodide additive facilitates the formation of Cu2+ and generates more Cu vacancies in the CuSCN HTL. This realizes a significant enhancement of the hole concentration and p conductivity of the film. Moreover, the additive improves the solubility of the CuSCN precursor solution and results in a uniform coverage on the perovskite active layer. Therefore, the perovskite STSC with a high power conversion efficiency (PCE) of 19.24% has been achieved, which is higher than that of the spiro-OMeTAD (18.83%) and CuSCN (17.45%) counterparts. In addition, the unencapsulated CuSCN-based device retains 87.5% of the initial PCE after 20 days in the ambient atmosphere.

Bathocuproine:Ag Complex Functionalized Tunneling Junction for Efficient Monolithic Perovskite/TOPCon Silicon Tandem Solar Cell

The single‐crystalline silicon solar cell with tunnel oxide passivating poly‐Si contact (TOPCon) has developed into one of the most promising and high‐performance n‐type Si‐based solar cells in their mass production way because of its high conversion efficiency and robustness. Owing to its unique device structure, TOPCon shows superior advantages over amorphous Si‐based heterojunction one (HJT) in developing high‐performance monolithic perovskite/silicon tandem solar cell because TOPCon may have better tolerance than HJT to the particle bombardments and plasma fluorescence irradiations in the sputtering deposition process of transparent conductive oxide (TCO) recombination layer. Herein, bathocuproine (BCP):silver complex is introduced as a buffer recombination contact between TCO and poly‐SiC X , to modulate the tunneling junction between perovskite/TOPCon. Depending on fine film thickness and derived energy level tuning, BCP:Ag buffer layer can effectively prevent the sputter bombardments and passivate the interface of TCO/poly‐SiC X (n)/SiO X contact, as well as enhancing electron transport. As a result, a certified conversion efficiency of 25.84% is achieved in the monolithic perovskite/TOPCon silicon tandem solar cell. This work definitely paves a new and promising way to develop high‐performance monolithic perovskite/c‐Si tandem solar cells.

High performance organic/20 mu m crystalline-silicon heterojunction solar cells

Si/organic hybrid solar cells have attracted considerable attention as a promise long-range photovoltaic technique with low process cost and high power conversion efficiency. However, the consumption of a whole bulk silicon wafer in this kind of cells is obviously not cost-effective. Here, we report a flexible poly (3, 4-ethylene-dioxythiophene): polystyrenesulfonate/crystalline silicon (c-Si) heterojunction solar cell with substrate thickness of sub-20 mu m. The c-Si substrate has a nanopore surface texturing fabricated by a sample metal-assisted chemical etching process. In comparison to the non-textured thin c-Si cell, the nanopore-textured cell shows a 19.5% increase in J(SC) and a 40.2% increase in the efficiency. The inherent advantages of absorption improvement, p-n junction area increase, and carrier collection capability enhancement endow this nanopore-textured thin c-Si hybrid solar cell to approach an efficiency of 8.7%, as high as its bulk counterpart.
